Abstract: This chapter basically studies the properties of resin materials with viscoelastic properties and describes the basics of viscoelasticity such as simple mechanical models and formulations that express viscoelasticity. There are two phenomena of stress relaxation and creep in the characteristic mechanical behavior of viscoelasticity. These phenomena are explained based on the Maxwell model and Voigt model. The time–temperature conversion law is a method for obtaining such a stress relaxation phenomenon on a time scale. The chapter explains how to approximate the master curve of the elastic modulus of the resin with the Prony series. This is substituted into the calculation formula of viscoelasticity in the numerical analysis of viscoelastic stress/deformation. Visco-Elastic Stress Analysis Program software uses coupled analysis of thermal and stress analysis to determine the thermal stress, strain, and warpage that occur when a thermal load acts on an large-scale integrated package.
